Steps:
In a 100 mL Teflon threenecked-flask, multicrystalline silicon wafer pieces were added to freshly prepared etching mixture (25 mL). To avoid oxidation of nitrogen oxides and hydrolysis of trifluorosilane, all etching experiments were performed under argon. Depending on the reactivity of the etching mixture, the reaction time for each experiment varied from 120 to 600 s.
